100 and 300 watt RF transistors with simple mounting now available

    I was doing some searching on some related ideas, and came across these transistors, which seem to be new. They are from NXP, and are TO220 and TO247 style cases with source tied to tab to simplify installation. They are specified for use from 1-250MHz, and require very low drive, around a watt or so. They are pretty low cost, with the 100W version priced at $23 and the 300W priced at $48. They are available from Digi-Key and others.

    This may simplify power amplifier construction. It looks like a 600 watt HF amplifier could be constructed using 2 of the 300 watt units, at a cost for transistors of under $100. These use a 50v power supply, as is common with these parts.
